18 December 1996 Planar V-band frequency tripler for indoor communication systems

Abstract
Frequency multipliers using symmetrical characteristics diodes have been found useful for odd order frequency multiplication. In this paper, a planar 60 GHz frequency tripler based on new high power multi stack quantum barrier varactor is reported. Measurements show a low series resistance of 1.3 (Omega) and high breakdown voltage of 22 volts which permit a high conversion efficiency and output power. Using a 10 stack diode we have designed and fabricated a 60 GHz planar tripler. This type of multiplier is very attractive for application in automotive anti- collision avoidance radar's, indoor communication systems and other mm-wave systems.
